چکیده

Understanding the spin dynamics in semiconductor heterostructures is highly important for future semiconductor spintronic devices. In high-mobility two-dimensional electron systems (2DES), the spin lifetime strongly depends on the initial degree of spin polarization due to the electron-electron interaction. The Hartree-Fock (HF) term of the Coulomb interaction acts like an effective out-ofplane magnetic field and thus reduces the spin-flip rate. By time-resolved Faraday rotation (TRFR) techniques, we demonstrate that the spin lifetime is increased by an order of magnitude as the initial spin polarization degree is raised from the low-polarization limit to several percent. We perform control experiments to decouple the excitation density in the sample from the spin polarization degree and investigate the interplay of the internal HF field and an external perpendicular magnetic field. The lifetime of spins oriented in the plane of a [001]-grown 2DES is strongly anisotropic if the Rashba and Dresselhaus spin-orbit fields are of the same order of magnitude. This anisotropy, which stems from the interference of the Rashba and the Dresselhaus spin-orbit fields, is highly density-dependent: as the electron density is increased, the kubic Dresselhaus term becomes dominant und reduces the anisotropy.

Abstract. A number of time resolved optical experiments probing and controlling the spin and charge dynamics of the high mobility two-dimensional electron gas in a GaAs/AlGaAs heterojunction are discussed. These include time resolved reflectivity, luminescence, transient grating, magneto-optical Kerr effect, and electro-optical Kerr effect experiments. The optical experiments provide informatio...

Tuning of the Landé g-factor in AlxGa1−xAs/AlAs single and double quantum wells

We report on the spin dynamics of a high mobility two-dimensional electron gas in a AlxGa1−xAs/AlAs double quantum well structure. For high electron density samples, the gfactor was measured using time-resolved Kerr rotation technique. The g-factor tuning capability was observed by changing the aluminum content x independently in each well. Experiments demonstrated an unusual spin dephasing tim...

Molecular beam epitaxy of high mobility In0.75Ga0.25As for electron spin transport applications

The authors describe the molecular beam epitaxy of relaxed, nominally undoped In0.75Ga0.25As–In0.75Al0.25As quantum well structures grown on InP substrates. The maximum two-dimensional electron density is 2 1011 cm−2, with a peak mobility of 2.2 105 cm2 V−1 s−1 at 1.5 K. In high magnetic field, the electron g-factor was shown to have a magnitude of 9.1 0.1 at Landau-level filling factor of 4. T...

Optical control of spins in semiconductors

Recent and ongoing optical experiments on mechanisms and methods for control and gating of spin relaxation in semiconductor quantum wells are reviewed. We discuss work on high-mobility two-dimensional electron gases in (001)-grown GaAs/AlGaAs wells which reveals two new aspects of D’yakonov, Perel’ and Kachorovskii (DPK) spin dynamics, namely oscillatory spin evolution in a quasi-collision-free...

Hanle spin precession in a two-dimensional electron system

We investigate the nonlocal Hanle effect in high mobility two-dimensional electron systems using (Ga,Mn)As/GaAs spin Esaki diodes as spin selective contacts. Spin signals in these systems can be strongly affected by dynamic nuclear polarization, which mimics long spin-relaxation times extracted from the measured Hanle curves. Here, we introduce a method which largely suppresses these effects by...
